Joint Technology Development by imec and Fraunhofer ENAS, IMWS & IZM 

Within APECS, imec collaborates with Fraunhofer IZM, Fraunhofer ENAS, and Fraunhofer IMWS to establish an advanced European Fan-Out Wafer-Level Packaging (FOWLP) pilot line. Imec pioneers an »RDL-first« packaging demonstrator flow, utilizing carrier wafers, advanced 3D stacking, and overmolding. The partners design stackable thermo-test chips with ultra-small heating spots to serve as precise calibration tools for failure analysis and benchmarking technological capabilities for high-performance System-in-Package (SiP) solutions.
