Joint Technology Development by CEA-Leti and Fraunhofer IZM

Collaborating with Fraunhofer IZM, CEA-Leti drives innovation in high-frequency packaging and sustainable technology development. The joint project focuses on benchmarking Epoxy Mold Compounds (EMC), passivation, and glass substrates for Fan-Out Wafer-Level Packaging (FOWLP) and Through-Glass Via (TGV) integration above 100 and 150 GHz (D-band). Additionally, CEA-Leti and Fraunhofer IZM work on harmonizing Life Cycle Assessment (LCA) methodologies, aiming to drive ecological innovation and establish green manufacturing data frameworks for advanced packaging.
